It is used in cleaning, photolithography, development, etching, and doping processes for electronic component microfabrication. Methanol is particularly used in cleaning.

Electronic-grade methanol has similar applications to anhydrous ethanol and isopropyl alcohol.
Ultraclean high-purity reagents can be divided into five categories, from G1 to G5, based on their purity. Domestically, electronic-grade methanol is typically available in two types: G1 and G2.
